The MMRF5011N is a power GaN on SiC transistor from Freescale has been designed for wideband operation up to 3000 MHz. It delivers up to 10 W of output power (P1dB) with an efficiency of 40 % and a gain of 13 dB. It requires a 28 V supply to operate. The transistor is suitable for octave and decade bandwidth wideband amplifiers and is ideal for CW, pulse and wideband RF applications. It is available in a plastic package.
