The V1A from HRL Laboratories is a Tunnel Diode Square Law Detector that operates from 75 to 110 GHz. This W-band detector diode MMIC is fabricated using HRL's advanced InAs/GaAlSb growth and fabrication processes that is AS9100B certified. The zero bias diode produces a DC voltage (0.2 V) proportional to input power (-10 dBm) with high sensitivity (15 V/mW). It exhibits excellent linearity at up to -30 dBm input power level and has a noise equivalent power of less than 1 W/Hz1/2. The detector is available as a die.
