The TMC315-D from mmTron is a Triple-Stage GaN Power Amplifier (PA) MMIC that operates from 37 to 44 GHz. It delivers a saturated output power of 10 W (~40 dBm) with a linear gain of 22 dB and a power-added efficiency (PAE) of 25%. This amplifier is manufactured using GaN HEMT process technology and includes an optional temperature-compensated output power detector. It is also internally-matched to 50 Ohms, thereby eliminating the need for RF port matching. This power amplifier requires a DC supply of 28 V and consumes 660 mA of current. 

The TMC315-D is available as a die that measures 3.0 x 2.5 mm and is designed to support either epoxy or eutectic attachment methods. This RoHS-compliant power amplifier is ideal for EW, military radar, 5G wireless, and SATCOM applications.
